Threshold voltage (Vth) is the minimum gate-to-source voltage needed to turn a MOSFET on — the point where an inversion layer forms and the transistor starts conducting. It is one of the most fundamental parameters in VLSI design, controlling switching speed, leakage power and noise margins of every chip.

What Is Threshold Voltage in VLSI?

In an NMOS transistor, when VGS exceeds Vth, electrons form a conductive channel between source and drain. Below Vth the device is (mostly) off — though subthreshold leakage still flows, which is why Vth choice matters so much for low-power design.
